Thermal Interface Materials

Why Is Thermal Management Important?

Thermal management is essential for the reliable operation of high-power electronic components. The goal of thermal management is to maintain the junction temperature of the component below a critical level, as this is a good predictor of the component's useful life.

Thermal interface materials (TIMs) are used to bridge the interface between hot components and a heat sink or chassis, which helps to improve heat transfer and keep the component cooler. TIMs come in a variety of forms, including greases, liquid gap fillers, and adhesives. The choice of TIM depends on the specific application and the requirements of the component.

How Do Thermal Interface Materials Work?

Thermal interface materials (TIMs) are engineered materials that enhance thermal coupling between two components. TIMs are common in applications where heat needs to be dissipated, such as in electronic devices and power systems. When two surfaces are interfaced, there are often microscopic gaps between the surfaces. These gaps can create thermal barriers to heat transfer due to air having very low thermal conductivity.

TIMs are used to fill in these gaps and provide a more direct path for heat to flow. The thermal conductivity of a TIM is typically much higher than the thermal conductivity of air. This means that TIMs can significantly reduce the resistance of heat flow into, through, and out of an interface. As a result, TIMs can help to improve the thermal performance of devices and systems.

Laird Thermal Gap Pad

Gap Pads

Gap pads close spacing between components and a chassis or heat sink assembly, increasing heat transfer. Their soft material and high thermal conductivity allows a quick heat transfer while reducing mechanical stress.

Laird Liquid Gap Filler

Liquid Gap Filler

One-part and two-part liquid gap fillers close large and uneven gaps. The softness of liquid gap fillers ensures that there are no air gaps, which would otherwise reduce heat transfer.

Thermal Grease

Thermal Grease

Thermal greases are used between heat sinks and high heat flux electronics. They're good for applications like CPUs, IGBTs, and LEDs, and keep components cooler, extending their lifespan.
